The advantages of ceramic packaging are good moisture resistance, high mechanical strength, low heat shrinkage factor and high thermal conductivity. However, the thermal conductivity of Al2O3 ceramics is relatively low; BeO ceramics have higher thermal conductivity, but their toxicity and high consumption cost; the preparation process of AlN ceramics is messy and costly.

Al2O3 ceramic substrate
Al2O3 ceramics generally refer to various ceramics with Al2O3 as the primary raw material, α-Al2O3 as the main crystalline phase and Al2O3 content of 75% or more. It has abundant raw materials, low price, high mechanical strength and hardness, and excellent insulation function. It has a heat-shock function, excellent chemical corrosion resistance, high dimensional accuracy, and good metal adhesion. It is a ceramic substrate material with better comprehensive functions.

Most of the Al2O3 ceramic substrates currently used use multilayer substrates, and the content of Al2O3 accounts for 85% - 99.5%. In the meantime, 96% Al2O3 ceramic substrates are commonly used for consumption such as thick film circuit substrates, chip equipment and the like. The thermal conductivity of Al2O3 at room temperature is 29W/(m·K), which is close to the thermal conductivity of steel. With the advancement of alumina content, the thermal conductivity of alumina ceramic substrate is greatly improved, followed by Al2O3 content. When the Al2O3 ceramic substrate is heated, the electrical insulation function and thermal conductivity of the Al2O3 ceramic substrate will advance, but together, the firing temperature will rise, the energy consumption will be increased, and the kiln furniture will be worn out.
